|Project description:||Scientific project is basically devoted to investigation of technology of InP radiation detector, its physical proper-ties and detection performances study in correlation with observed physical properties of base InP substrates. Following results should be obtained: a) information about substrates GaAs and InP suitable for radiation detector fabrication by the systematic comparative study of their physical properties: structural and point defects, galvanomaghetic and optical parameters; b) contribution to InP based radiation detector technology by optimisation of technological processes: etching, technology and topology of electrodes, and surface passivation; c) electrical and detection performances study by testing of detectors using X- and gamma-ray sources; d) resistance of InP materials and detector structures against radiation damage, and e) new information about radiation defects created in InP.|
